Portable Thermal Interface Material Heating & Curing Equipment

The portable thermal interface material (TIM) heating and curing unit consists of a heater, circulation pump, self-priming pump, control system, enclosure, and related accessories. The unit connects to liquid-cooled servers via UQD04 quick couplings. During operation, the circulation pump delivers heated liquid into the cold plate, enabling the phase-change thermal interface material in contact with the cold plate to complete the curing process and transition into a liquid state. This ensures optimal contact between the cold plate and the CPU/GPU, thereby reducing thermal contact resistance and improving heat transfer performance.
